LASER EXCITATION IN A GaAs ANODE i>43 Calculations of Laser Excitation in a GaAs Anode by Slow Electrons

چکیده

The laser mechanism in a p-type GaAs slab with no junction and a hole concentration higher than 7 x 1018 cm3 is investigated theoretically for the case that the excited electrons are injected from a gas discharge outside the slab. With such an excitation by slow electrons a lower bound of the current density is calculated from the S c h a w lo w —T o w n e s condition. The losses of diffraction and absorption mechanisms are taken into account. Since the slab can be very thin, minimum current densities with laser action of 10 amp./cm2 are possible. Several absorption and excitation mechanisms are discussed. Their relative importance may be found from the spectrum of the laser light and the depth of the activation zone of the slab.

Electron inelastic mean free paths and surface excitation parameters for GaAs

Surface excitation parameters and inelastic mean free paths of electrons are of importance in the analyses of surface sensitive electron spectroscopies. When probe electrons are near the surface of a solid or the interface of an overlayer system, electron inelastic mean free paths become depth-dependent. These mean free paths and surface excitation parameters were calculated for electrons cross...

Experimental investigation and numerical modelling of photocurrent oscillations in lattice matched Ga1−x In x N y As1−y /GaAs quantum well p-i-n photodiodes

Photocurrent oscillations, observed at low temperatures in lattice-matched Ga1-xInxNyAs1-y/GaAs multiple quantum well (MQW) p-i-n samples, are investigated as a function of applied bias and excitation wavelength and are modelled with the aid of semiconductor simulation software. The oscillations appear only at low temperatures and have the highest amplitude when the optical excitation energy is...

Generation of an ultra-short electrical pulse with width shorter than the excitation laser

We demonstrate experimentally a rare phenomenon that the width of an electrical response is shorter than that of the excitation laser. In this work, generation of an ultrashort electrical pulse is by a semi-insulating GaAs photoconductive semiconductor switch (PCSS) and the generated electrical pulse width is shorter than that of the excitation laser from diode laser. When the pulse width and e...

An overview of therapeutic applications of ultrasound based on synergetic effects with gold nanoparticles and laser excitation

Acoustic cavitation which occurs at high intensities of ultrasound waves can be fatal for tumor cells. The existence of dissolved gases and also the presence of nanoparticles (NPs) in a liquid, irradiated by ultrasound, decrease the acoustic cavitation onset threshold and the resulting bubbles collapse. On the other hand, due to unique capabilities and optical properties of gold nanoparticles (...
